The Synopsys HVMOS Model Extraction Package

The new extraction package, for use with Agilent's Integrated Circuit Characterization and Analysis Program (IC-CAP) software and Synopsys' HSPICE circuit simulator allows engineers to extract the model using an exclusive and optimized procedure developed by Synopsys device modeling team.

The Synopsys HVMOS model includes all relevant physical effects unique to high-voltage operation:

  • bias-dependent and symmetric/asymmetric source and drain resistances
  • quasi-saturation
  • transconductance fall off at high-gate voltage
  • self-heating effects and negative gds
  • channel current crowding and Gm fall-off at high Vg in saturation
  • symmetric/asymmetric geometries, leakage currents, and zero-bias capacitance densities for S/D-B junctions
  • junction leakage due to carrier recombination and generation, and various tunneling mechanisms

The extraction package benefits of an improved IC-CAP link to HSPICE available with IC-CAP 2006B Add-on 3 and HSPICE 2007.03-SP1. On Solaris and LINUX platform the link now allows piped HSPICE simulations.

Package Features

The Extraction Package includes two separate project files for extraction of symmetric and asymmetric High Voltage CMOS devices. Like as all IC-CAP project files, the extraction files may be used to drive DC measurements at different temperatures. Measured data from different device sizes may also be imported from external ASCII files using IC-CAP MDM Files Interface.

The extraction is performed using an optimized predefined sequence of optimization steps that starts from the large/long device. Optimization boundaries are automatically calculated from measured data. At each extraction step, intermediate results are conveniently saved into files allowing the user to retrieve earlier extraction results at any time during the extraction.

Pricing and Availablility

The Synopsys HVMOS extraction package and related documentation are available now at no cost to existing Agilent IC-CAP and Synopsys' HSPICE customers. The Agilent 85199AL IC-CAP Software Environment and Agilent 85199BL IC-CAP Analysis Module, respectively, are prerequisites for running the extraction. Synopsys' customers should contact their Synopsys field representative for more information.
